چکیده

Heterojunction diode and heterojunction photovoltaic cell structures are fabricated with (n)a-Si/(i)a-Si and rf-sputtered indium-tin-oxide/Al films deposited on p-type crystalline Si using a plasma-enhanced chemical vapor deposition cluster tool system. Dark current–voltage characteristics of the heterojunction diodes are used to determine the carrier transport mechanisms. Experimental results showed the current is recombination-dominated at low forward bias (VA ,0.25 V at 27 °C!, multitunneling capture emission ~MTCE!-dominated at medium bias (0.25 ,VA,0.45 at 27 °C!, a combination of diffusion or thermionic emission and MTCE at high bias, and series resistance limited at very high bias ranges. Measurement results show that the boundary between each region is not fixed and is strongly dependent on temperature. High-frequency capacitance–voltage measurement has been used to extract band diagram parameters of the heterojunction diodes. Measured parameters, built-in potential, and conduction and valence band offsets, have been verified by Analysis of Microelectronic and Photonic Structures numerical device simulator. External quantum efficiency has been measured on photovoltaic cells and used for calculation of short-circuit current under AM1.5 illumination. © 2004 American Vacuum Society. @DOI: 10.1116/1.1701854#

Quantum Efficiency Modeling of Amorphous/Crystalline Silicon Heterojunction Photovoltaic Devices

Amorphous/crystalline silicon (a-Si/c-Si) heterojunctions are of particular importance in photovoltaic (PV) energy conversion in a cost-effective way. This is principally due to the low temperature (low-T) nature of the process. In this work, we have analyzed a (n)a-Si/(i)a-Si/(p)cSi heterojunction solar cell structure using theoretical models for internal quantum yield (IQY) and I-V behavior. ...

Simple Photovoltaic Device Based on Multiwall Carbon Nanotube/Silicon Heterojunction

Multiwall carbon nanotubes (MWCNTs) are grown via chemical vapour deposition method directly on a stainless steel substrate. Raman spectroscopy and transmission electron microscopy are the techniques chosen to characterize the structure of the synthesized carbon nanotubes: few structural defects are detected. After their removal from the stainless steel substrate, the as-grown MWCNTs are then a...

Amorphous SilicodCrystalline Silicon Heterojunctions for Nuclear Radiation Detector Applications

Results on the characterization of the elecmcal properties of amorphous silicon-films for the three different growth methods, RF sputtering, PECVD, and LPCVD are reported. The performance of these a-Si films as heterojunctions on high resistivity p-type and n-type crystalline silicon is examined by measuring the noise, leakage current and the alpha particle response of 5 mm diameter detector st...

Nitrogenated tetrahedral amorphous carbon films prepared by ion-beam-assisted filtered cathodic vacuum arc technique for solar cells application

Fabrication and characterization of nitrogenated tetrahedral amorphous carbon (ta-C:N) semiconductor/crystalline p-type silicon (p-Si) heterojunction structures are reported. The electron-hole pairs generated from both ta-C:N and Si depletion regions were observed from photoresponse measurements. The peaks are centered at about 540 and 1020 nm, which correspond to the optical absorption edge of...
